Friday, June 12th, 8h30-12h30 Tutorial 6 : Surface Analysis Techniques The purpose of this tutorial is to present an overview of the physico-chemical, morphological and structural characterization techniques most commonly used today in support for the failure analysis in microelectronics. The value added of theses techniques are their high sensitivity, their spatial and in-depth resolution, and molecular or elemental information they provide. Application examples will enlight the contribution of each of these techniques.
